Abstract
In this work, we investigate the luminescence properties of AlN thin films with different morphologies doped with Erbium. There were three specific types of AlN samples studied here. The two samples were nominally undoped crystalline AlN (c-AlN) grown by Plasma Source Molecular Beam Epitaxy on (0001) sapphire and on (111) silicon. These samples were post-growth implanted with Er3+ ions and thermally annealed at various conditions to restore the crystallographic order and optically activate the Erbium impurities. The third sample was amorphous AlN (a-AlN) epilayer grown by rf sputtering on (100) Silicon substrate and in situ doped with Erbium. The high resolution cathodoluminescence spectra were obtained using an automated spectroscopy system developed, which revealed a great deal of resemblance between the observed 4f-shell transition lines of Er3+ ion incorporated to the crystalline and a-AlN layers. The specific interest was in recording the high resolution cathodoluminescence spectra originating from 2H11/2 and 4S3/2 excited states and terminating at 4I15/2 (ground state). The crystal field calculations performed independently by others using presented experimental results are in very good agreement with the experimental data collected during this project. Finally, we demonstrate the effect of used substrates on the observed spectra of Er3+ ion in AlN hosts.
